Advanced Packaging Outlook 2027: Five Trends Reshaping CoWoS, HBM and Chiplets
Advanced packaging will cap semiconductor growth in 2027. AI accelerators and HBM4 both depend on it, and the packages being built are far harder to make: NVIDIA's Rubin Ultra puts two GPUs and 16 HBM stacks in one socket, and TSMC's CoWoS roadmap reaches 9 reticles of interposer area. Only four 9-reticle interposers fit on a 300 mm wafer, so 2027 leadership will be decided by yield, qualification and second sourcing, not headline capacity.

The five trends
What will shape advanced packaging in 2027?

Memory cycles to higher ground
Memory has become the main cost and performance variable in AI compute, and logic vendors are increasingly selling memory they do not make. HBM is now the most expensive component on a leading accelerator, ahead of the GPU die.
Bottlenecks spread to packaging and mature nodes
In 2027, capacity in wafers per month stops being a useful measure of packaging supply. TSMC now targets a 9.5 reticle equivalent area for CoWoS-L packaging in 2027.
AI's impacts go beyond memory
Hyperscalers set 2027 package specifications. Google, AWS, Meta and Microsoft specify custom accelerators through partners such as Broadcom and Marvell, and they decide reticle count, HBM stacks and optical integration.
Carbon becomes a critical element for silicon
Packaging complexity makes carbon a 2027 cost and customer issue. AI GPUs accounted for about 1.8 million tonnes of CO₂e, or 0.9% of semiconductor manufacturing emissions, in 2024, and emissions per GPU are rising.
Advanced packaging is now a strategic supply-chain capability
Packaging has become a source of resilience, leverage, and differentiation, but only for companies that design for multiple sources from the start. The Baidu Kunlunxin P800 is the clearest proof.
