Apple A17 Pro (3nm) Transistor Characterization

This report presents key DC electrical characteristics for logic NMOS and PMOS transistors located in the core region of the Apple A17 Pro, APL1V02 application processor. The APL1V02 application processor was extracted from the Apple iPhone 15 Pro smartphone. The Apple iPhone 15 Pro is Apple’s newest flagship iPhone, launched September 22, 2023. The phone measures 146.6 mm × 70.6 mm × 8.3 mm and weighs 175 g. The iPhone 15 Pro has three main cameras, 48 MP 24 mm (wide), ƒ/1.8 aperture lens, 12 MP (Ultra-Wide) 13mm, ƒ/2.2 aperture lens, 12 MP (telephoto) 77 mm, ƒ/2.8 aperture lens, and a single selfie camera with 12 MP 23 mm (wide), f/1.9 aperture lens and features face ID, gyro, proximity, accelerometer, barometer, Ultra-Wideband 2 (UWB) support and emergency SOS via satellite. The iPhone 15 Pro smartphone is powered by the A17 Pro APL1V02 application processor, a 64-bit ARM based system-on-chip (SoC) designed by Apple and manufactured by TSMC using TSMC’s 3 nm FinFET process. The Apple APL1V02 is packaged in a 17.0 mm × 12.87 mm × 0.91 mm package-on-package (PoP) module comprised of SK Hynix DRAM over the application processor. The APL1V02 application processor has die markings TMQG36.
